1、PLD法制備AZO薄膜及其光電性能的研究摘要AZO(ZnO:Al)薄膜和其他類型的透明導(dǎo)電氧化物(TCO)薄膜相比優(yōu)勢比較明顯,比如說價(jià)格低、毒性低、穩(wěn)定性好。AZO薄膜的應(yīng)用范圍廣泛,是新型TCO薄膜中最具有發(fā)展前景的一種。在本文中,使用了脈沖激光沉積法在載玻片和ITO襯底上分別沉積AZO薄膜,主要分析了襯底溫度以及氧氣分壓對AZO薄膜的晶體結(jié)構(gòu)、光學(xué)性能和電學(xué)性能的影響,并得到了以下結(jié)論:1.當(dāng)襯底溫度在200℃~300℃范圍內(nèi)時(shí),在載玻片和ITO襯底上的AZO薄膜均表現(xiàn)為c軸擇優(yōu)生長,形成具有良好結(jié)晶性的薄膜。當(dāng)襯底溫度不斷升高,載玻片襯
2、底上AZO薄膜的c/a值逐漸減小,ITO襯底上AZO薄膜的c/a值逐漸增大。當(dāng)氧氣分壓在0.8Pa~2.0Pa范圍內(nèi)時(shí),載玻片和ITO上均為c軸擇優(yōu)生長,結(jié)晶性能良好,當(dāng)氧氣分壓不斷增加,載玻片以及ITO襯底上薄膜的c/a值不斷的降低。在ITO襯底上沉積的AZO薄膜比在載玻片襯底上沉積的薄膜粗糙度更小。2.在不同襯底溫度下,載玻片和ITO襯底上沉積的AZO薄膜在可見光范圍內(nèi)的平均透過率均在80%以上。隨著氧氣分壓的增加或測試溫度的升高,載玻片和ITO上沉積的AZO薄膜的光吸收曲線吸收邊均有紅移現(xiàn)象,薄膜光學(xué)禁帶寬度逐漸減小。3.當(dāng)襯底溫度在20
3、0℃、氧氣分壓在0.8Pa~2.0Pa之間,此時(shí)AZO薄膜-4-2-1具有較小的電阻率2.5×10Ω·cm和較大品質(zhì)因子2.2x10Ω。AZO薄膜對I光照敏感,反向電壓和正向電壓下光照引起電流明顯增加,說明AZO薄膜具有良好的光電響應(yīng)。關(guān)鍵詞:脈沖激光沉積摻鋁氧化鋅表面形貌光電性能禁帶寬度IISTUDYONTHEPLDPREPAREDAZOTHINFILMSANDRELATEDOPTOELECTRONICPROPERTIESABSTRACTComparedtoothertypesoftransparentconductiveoxide(TCO)

6、howc-axispreferentialorientedgrowthwithexcellentcrystallinity,whenthesubstratetemperaturerangesfrom200℃to300℃.Thec/aratioofAZOthinfilmsonglassslidesdecreases,however,thatofAZOthinfilmsonITOcoatedglasssubstratesincreaseswiththeincreaseofsubstratetemperature.AZOthinfilmsdeposi
