4、reisgenerated.Finally,adigitalcircuitisusedtomeasurethefrequencyand8bitdigitaldatawhichrepresentsthetemperature.ThesensorisdesignedbyTSMC0.13txmCMOSprocess.Thelayoutareaisonly0.02mm.Thepowerconsumptionis0.3W(100sample/S).Thepost—layoutsimulationresultshowsthatthemeasureprecisionis±3.5oC(

6、30doi:10.3969/j.issn.1004—1699.2011.07.010新型低功耗CMOS片上溫度傳感器設(shè)計水林榮,蔡敏,黃偉朝,李正平,1.華南理工大學(xué)電子與信息學(xué)院,廣州510640;、\2.廣州潤芯信息技術(shù)有限公司,廣州510663』摘要:為了精確的測量超大規(guī)模集成電路芯片表面的溫度,監(jiān)控電路工作狀態(tài)和進行過熱保護,采用一種新型CMOS片上溫度傳感器結(jié)構(gòu)。首先利用兩個襯底PNP管的基一射電壓差△的PTAT特性來感測溫度,然后利用偏置電路鏡像過來的PTAT電流來控制一個三階的環(huán)型振蕩器,產(chǎn)生頻率與溫度成正比的振蕩信號,再利用測頻電路轉(zhuǎn)化為8位數(shù)字。利用0
7、.13mCMOS工藝設(shè)計,版圖面積僅為0.02mm。功耗為0.3tLW(100sample/S)。后版圖仿真結(jié)果顯示,在一60oC到160℃溫度范圍內(nèi)的測量精度為±3.5℃(校準后)。該電路具有低功耗、高精度和芯片面積小等優(yōu)點。該電路將用于WiMAX/LTE收發(fā)信機芯片上,對芯片表面溫度進行監(jiān)控。關(guān)鍵詞:CMOS;溫度傳感器;低功耗;收發(fā)信機;WiMAX/LTE中圖分類號:TP212.11文獻標識碼:A文章編號:1004—1699(2011)07—0981—05隨著集成電路技術(shù)的發(fā)展,集成度迅速提高,芯E—AADC得到數(shù)字輸出,該文獻報道
