1、第37卷第3期人工晶體學(xué)報Vol.37No.32008年6月JOURNALOFSYNTHETICCRYSTALSJune,2008二元半導(dǎo)體合金垂直Bridgman晶體生長的熱質(zhì)對流II2三段熱管爐陸軍,白博峰,郭烈錦(西安交通大學(xué)動力工程多相流國家重點(diǎn)實(shí)驗(yàn)室,西安710049)摘要:以GeSi半導(dǎo)體合金為例,采用準(zhǔn)穩(wěn)態(tài)模型數(shù)值研究了垂直Bridgman三段熱管爐中二元合金單晶生長過程中的熱質(zhì)對流現(xiàn)象。在原型爐計算結(jié)果的基礎(chǔ)上,考慮坩堝傳熱效應(yīng)對晶體生長過程的影響,分析了熱質(zhì)耦合、合金熱物性和拉晶速度對熱質(zhì)對流和徑向溶質(zhì)分凝的影響規(guī)律。計算
2、結(jié)果表明,在垂直Bridgman三段熱管爐裝置中熔體出現(xiàn)兩個上、下對稱分布的對流結(jié)構(gòu),對流驅(qū)動力分別是熱邊界條件不連續(xù)性和熱物性不匹配引起的徑向溫度梯度;對于溶質(zhì)穩(wěn)定分布的GeSi合金系統(tǒng),只有當(dāng)溶質(zhì)瑞利數(shù)與熱瑞利數(shù)大小相近時,溶質(zhì)分布才會對熱質(zhì)對流產(chǎn)生明顯的抑制;在本文的計算范圍內(nèi),拉晶速度對晶體生長過程中的流動沒有明顯影響,但對溶質(zhì)分布影響明顯。關(guān)鍵詞:垂直Bridgman裝置;熱質(zhì)對流;溫度梯度;濃度梯度;徑向溶質(zhì)分凝中圖分類號:O78文獻(xiàn)標(biāo)識碼:A文章編號:10002985X(2008)0320592206Thermosolutal

5、entemperatureandsolutegradientsaretakenintoaccount.Theeffectsofthermophysicalpropertiesofthebinaryalloyandthepullingrateonthethermosolutalconvectionandradialsolutesegregationarestudied.Firstly,therearetwodistinctconvectioncellsinthemeltandthedrivingforcesforthebothcellsare
